Abstract:
This Small Business Innovation Research Phase I project will fabricate solar-blind UV detectors (SBDs) using BeZnO, a new wide bandgap semiconductor material developed by the proposing company, MOXtronics, Inc. These SBDs would be very sensitive and efficient for detection of UV radiation in the spectral range 265 - 280 nm. Their response time would be in the range 100 ns ~ 1 YYsec, and the peak ratio of the responsivity in the spectral region below 280 nm to that in the visible will be ,d 5 orders of magnitude. Fabrication of the proposed SBDs will be based on success in synthesis of new BeZnO alloys and formation of ohmic contacts to BeZnO.
