Abstract:
We propose to develop solar-blind AlInGaN-based optoelectronic field effect transistor arrays and a prototype solar-blind imaging system by combining our novel Strain/Energy Band Engineering (SEBE) technology, selective area growth technique, and devicepassivation for the leakage current reduction.BENEFITS: A Phase II program should yield transistor devices or modules ready for system insertion testing.
