Abstract

InGaAs-based extended short-wavelength infrared (XSWIR)-sensitive photodiodes and avalanche-photodiode (APD) detectors will be developed for use in laser rangefinders (LRFs), imagers, and small-pitch multifunction ladar receivers. Through a series of epitaxial growth campaigns, the cutoff wavelength of InGaAs detectors will be extended into the XSWIR while retaining the advantageous cost structure of the commercial foundry base and retaining the use of existing InGaAs detector designs that are already optimized for active imaging. In Phase II, XSWIR APD arrays will be fabricated, hybridized to existing flash ladar readout integrated circuits (ROIC), and demonstrated as a component of a small-pitch ladar receiver.
