AbstractAstralux, having recently made the first transistor structure to operate above 500 C with a current gain exceeding 100, proposes to explore the limitations of the transistor's power handling capability. At room temperature, this transistor carries a current density one order of magnitude higher than commercial silicon power transistors. Also it is proposed to study the maximum frequency at which this transistor can operate. A high-power high-ternperature high frequency transistor would be a triple winner.
